The Doctor on Voyager hands down. he was no mere hologram. He developed an actual personality and displayed what could be considered sentience, much like Data. He was the best Doctor by far. Not only was he probably the actual best Doctor, he was the most interesting character of all the doctors and added the most to his series.

I find it fascinating a medical program is whipping the asses of actual people!! I really thought Bones would have had it sewn up.

Seconded. IMO, Picardo really filled the role and pushed it into the foreground.

Unusual might the the better term. All were from a 'new species' so to say, a genetically enhanced human, a sentient hologram and a Denobulan. And all had their unusual characters traits which made them interesting.
